چکیده

Recent consideration of spin based quantum computation, optical switches, magnetic memory cells, etc. [1] mandates an improved understanding of spin dynamics and, in particular, the spin relaxation rate [2]. The most promising materials for device purposes, III-V and II-VI compounds, have been shown [3] to have spin relaxation rates dominated by the D’yakonov-Perel’ (DP) mechanism at moderate temperatures and low hole concentrations, and the spin relaxation time is given by the following semiphenomenological expression [4]: 1 τs = q α h̄εg τpT 3 (1)

A unified theory of spin-relaxation due to spin-orbit coupling in metals and semiconductors

Spintronics is an emerging paradigm with the aim to replace conventional electronics by using electron spins as information carriers. Its utility relies on the magnitude of the spin-relaxation, which is dominated by spin-orbit coupling (SOC). Yet, SOC induced spin-relaxation in metals and semiconductors is discussed for the seemingly orthogonal cases when inversion symmetry is retained or broke...

Enhanced spin–orbit coupling in core/shell nanowires

The spin-orbit coupling (SOC) in semiconductors is strongly influenced by structural asymmetries, as prominently observed in bulk crystal structures that lack inversion symmetry. Here we study an additional effect on the SOC: the asymmetry induced by the large interface area between a nanowire core and its surrounding shell. Our experiments on purely wurtzite GaAs/AlGaAs core/shell nanowires de...

Inverse spin Hall effect and anomalous Hall effect in a two-dimensional electron gas

We study the coupled dynamics of spin and charge currents in a two-dimensional electron gas in the transport diffusive regime. For systems with inversion symmetry there are established relations between the spin Hall effect, the anomalous Hall effect and the inverse spin Hall effect. However, in two-dimensional electron gases of semiconductors like GaAs, inversion symmetry is broken so that the...

Giant spin-orbit-induced spin splitting in two-dimensional transition-metal dichalcogenide semiconductors

Fully relativistic first-principles calculations based on density functional theory are performed to study the spin-orbit-induced spin splitting in monolayer systems of the transition-metal dichalcogenides MoS2, MoSe2, WS2, and WSe2. All these systems are identified as direct-band-gap semiconductors. Giant spin splittings of 148–456 meV result from missing inversion symmetry. Full out-of-plane ...

Effect of many-body quantum fluctuations on matrix Berry phases of a two-dimensional n-type semiconductor quantum dot

In the presence of spin-orbit coupling and inversion symmetry of the lateral confinement potential a single electron does not exhibit matrix Berry phases in quasi-two-dimensional semiconductor quantum dots. In such a system we investigate whether many-body correlation effects can lead to finite matrix Berry phases. We find that the transformation properties of many-electron wavefunctions under ...
